Cathodoluminescence (CL) and specimen current studies have been conducted on Lateral Epitaxial Overgrown (LEO) GaN. CL experiments on the cross section of the samples showed larger Near Band Edge (NBE) luminescence emissions in the overgrown regions, and Deep Level (DL) luminescence was more intense in the window regions. Continuous irradiation of the samples in top view over window and overgrown regions caused decreased NBE emissions, and unchanged DL emissions.Subjects--Topical Terms:

The degradation of NBE intensity did not produce emissions at other wavelengths in the range of 200 nm to 800 nm. Electron microprobe and SEM-based X-ray analysis and detailed consideration of NBE and DL absorption by carbon proved that deposition of carbon was not responsible for the observed NBE degradation in these experiments.

Study of effects of electron beam irradiation on CL and secondary electron emission under different grounding conditions indicates that the evolution of NBE emission with electron beam irradiation may be caused by charging. Changes of NBE CL and of specimen current (SC) with time during electron bombardment in the window region of LEO GaN were recorded simultaneously for different irradiation conditions. Time constants associated with NBE signal decay and time constants associated with SC decay were different and had different dependencies on beam voltage, current, and magnification.

Calculation of the stored charge in the irradiated sample yielded surprisingly large values, which suggested that the stored charge was not confined to the interaction volume. Further theoretical analysis suggested that the decay of the CL emissions could nevertheless be due to the electric fields generated in the irradiated volume.

Monochromatic and panchromatic CL images were acquired from bulk and TEM-thinned cross section samples. The CL images from TEM thinned samples showed that the NBE emission was not uniform in the overgrown region, and that the DL emission was strong in areas where the NBE emission was weak.
